Abstract:Schottky diode mixer is the critical component of millimeter wave & Terahertz super heterodyne receiver used in communication and radar system. This letter presents the design and fabrication of a 140 GHz Sub-Harmonic Mixer(SHM) based on low parasitic component Schottky diode DBES105a. Under the research on physical structure of diode semiconductor, the three-dimensional EM diode model is established. The SHM employing suspended microstrip structure is designed with High Frequency Structure Simulator (HFSS)+Advanced Design System (ADS) co-simulation method. Simulation result indicates that the SSB conversion loss of the mixer is 6.3 dB in 140 GHz with 7 dBm, 65 GHz LO pumping; 1 dB conversion loss bandwidth is 14 GHz; and DSB noise within bandwidth is below 400 K. Measurement result indicates that the mixer has the lowest conversion loss of 26 dB in 135 GHz, with 8 GHz 3 dB conversion loss bandwidth.
